چکیده

Scanning Kelvin probe microscopy ~SKPM! and conductive atomic force microscopy ~C-AFM! have been used to image surfaces of GaN grown by molecular beam epitaxy. Detailed analysis of the same area using both techniques allowed imaging and comparison of both surface potential variations arising from the presence of negatively charged threading dislocations and localized current leakage paths associated with dislocations. Correlations between the charge state of dislocations, conductivity of current leakage paths, and dislocation type were thereby established. Analysis of correlated SKPM and C-AFM images revealed a density of negatively charged features of ;3310 cm and a localized current leakage path density of ;3310 cm, with approximately 25% of the leakage paths spatially correlated with negatively charged dislocation features. Based on correlated topography and previous studies quantifying the densities of edge, screw, and mixed dislocations, our results suggested that dislocations having an edge component behave as though negatively charged while pure screw dislocations are solely responsible for the observed leakage paths and are uncharged. © 2003 American Institute of Physics. @DOI: 10.1063/1.1586952#

Imaging dislocations in gallium nitride across broad areas using atomic force microscopy.

We have employed an atomic force microscope with a high sampling rate to image GaN samples grown using an epitaxial layer overgrowth technique and treated with silane and ammonia to enlarge the surface pits associated with threading dislocations (TDs). This allows TDs to be identified in high pixel density images tens of microns in size providing detailed information about the spatial distribut...

Nanoscale electrical property studies of individual GeSi quantum rings by conductive scanning probe microscopy

The nanoscale electrical properties of individual self-assembled GeSi quantum rings (QRs) were studied by scanning probe microscopy-based techniques. The surface potential distributions of individual GeSi QRs are obtained by scanning Kelvin microscopy (SKM). Ring-shaped work function distributions are observed, presenting that the QRs' rim has a larger work function than the QRs' central hole. ...

Influence of AlN buffer on electronic properties and dislocation microstructure of AlGaNÕGaN grown by molecular beam epitaxy on SiC

Electronic and structural properties of AlGaN/GaN heterostructures grown by molecular beam epitaxy on semi-insulating 4H–SiC substrates with and without an initial AlN nucleation layer are studied. Differences in microstructure were examined using scanning capacitance microscopy, which reveals negatively charged dislocations through capacitance variations, conductive atomic force microscopy, us...

Defects in nitride semiconductors: From nanoscale imaging to macroscopic device behavior

Scanning capacitance microscopy (SCM), atomic force microscopy (AFM), and conductive AFM are used to image the spatial distribution and electronic properties of threading dislocations in AlxGa1 xN/GaN epitaxial layers grown by molecular-beam epitaxy. SCM imaging reveals that GaN growth directly on SiC substrates leads to clustering of negatively charged dislocations at nucleation island boundar...

Reduction of reverse-bias leakage current in Schottky diodes on GaN grown by molecular-beam epitaxy using surface modification with an atomic force microscope

The characteristics of dislocation-related leakage current paths in an AlGaN/GaN heterostructure grown by molecular-beam epitaxy and their mitigation by local surface modification have been investigated using conductive atomic force microscopy. When a voltage is applied between the tip in an atomic force microscope ~AFM! and the sample, a thin insulating layer is formed in the vicinity of the l...
